How to Achieve World-Leading Energy Efficiency using 22FDX with Adaptive Body Biasing on an Arm Cortex-M4 IoT SoC

Adaptive body biasing is a technique to reduce detrimental effects on performance and leakage implied by both process variability and operating conditions in FDSOI technologies. Forward body biasing, optimally applied over all process corners and operating conditions, achieves performance comparable to the fastest unbiased operation while not increasing leakage over the worst unbiased leakage condition. This method of corner tightening is exemplified on an Arm Cortex-M4F MCU implementation in GLOBALFOUNDRIES 22FDX® technology with 84kB SRAM and 100MHz performance with 6.88µW/MHz overall power consumption. Racyics’ adaptive body biasing enables LVT devices at 0.50V ULV conditions, to meet the tough leakage power constraints of IoT devices.
