Continuous wave operation of a quantum-cascade laser emitting near 5.6 /spl mu/m

Continuous wave operation at -30/spl deg/ C of buried heterostructure quantum cascade laser emitting at 5.64 um is reported. The laser exhibited 3 mW of CW power with the threshold current density of 5.4 kA/cm/sup 2/.
