Design of Solar Blind Photodetectors for Communication with Red Signal (λ=650nm) in Space. Part I

Made of, Al x Ga 1-x As, the device realizes window discrimination of input wavelengths enabled by a double barrier tunneling photodetector determining the upper limit of acceptable band. A solar cell grown on top determines lower limit of the band and provides required voltage supply to the photodetector.
