Study of Temperature Induced Failure Mechanisms of Electronic Components

Temperature is the most primary environmental factor to the failure of electronic products, temperature dependent failure mechanisms of electronic components were summarized at first, then according to different conditions such as high temperature, low temperature and temperature cycle, several common failure mechanisms were investigated, the influences on electronic components were also investigated in terms of steady state temperature, temperature cycle, temperature gradient and time dependent temperature change. At last, some suggestions for future investigation were also made.
