Device Modeling of Oxide Semiconductor TFTs

Device models of oxide-semiconductor thin-film transistors (OS TFTs) are proposed. The device models include a mobility model and a density of subgap state model, which reflect the carrier transport and electronic states of the OSs. Device simulations employing the device models can describe the electrical and thermal characteristics of the OS TFTs.
