A Ka-Band 6-bits Phase Shifter for 5G Application Using SiGe BiCMOS Process

A Ka-band 6-bits phase shifter using 0.13um SiGe BiCMOS process for 5G applications is presented in this paper. The phase shifter is a universal phase shifter, which is able to cover both the 24.25-27.5GHz frequency band of International Telecommunication Union (ITU) and 27.5-28.35GHz frequency band of Federal Communications Commission (FCC). The chip size is 1.9×0.8mm 2 , and the phase shifting range is 360° with a step of 5.625°. The EM simulation results show that the RMS phase error is below 3.5°, S11 and S22 are below −10 dB in all states and the insertion loss (IL) is 10dB ±1dB. Besides, the staked FETs are used to boost the input 1-dB compression point to 12dBm. The performance meets the requirements of 5G application.
