Effects of reactive ion etching on the scattering times of InP heterostructures

Abstract We demonstrate the sensitivity and the usefulness of monitoring the quantum lifetime for studying dry etch induced damage. Using this technique, the effectiveness of the various post- CH 4 H 2 -etch cleaning procedures, the influence of etch time and the nature of the etch related defects have been studied.
