Wide temperature range operation of 10.7 Gbit/s uncooled DFB-LD TOSA with extremely high eye-mask margin

We report a wide temperature range operation of a 1.3-/spl mu/m 10.7-Gbit/s directly modulated distributed feedback (DFB) LD transmitter optical sub-assembly (TOSA) with a TO-can package. With a 20-GHz relaxation oscillation frequency (fr) DFB-LD chip and a brand-new optimum TOSA design, high eye-mask margin over 15 % for SONET forward error correction (FEC) application even at the case temperature from -5 /spl deg/C to 90 /spl deg/C is firstly achieved. Drastic improvement of mask margins over 18% under 9.95 Gbit/s SONET operation, and over 41% at 11.1 Gbit/s Ethernet FEC application are also demonstrated. Furthermore, we have confirmed stable operation through an accelerated aging test on the DFB-LD chip and mechanical tests on the TOSA.
