Study of p-type Quantum Well Terahertz Oscillators

By using the nonparabolic balance equation theory we have theoretically studied the current spatio temporal characteristics of p type quantum well negative effective mass (NEM) p +pp + diode under dc bias. Current self oscillation with a terahertz (THz) frequency shows up in the diode due to the formation of high electrical field domain. We have investigated the dependence of self oscillating frequency on the dc bias, and proposed the possibility of tunable THz oscillator designing.
