1200V FS-IGBT module with enhanced dynamic clamping capability

This paper describes the design concept to realize IGBT modules with large surge capability without any protection, such as the gate controlled soft-turn-off andor the gate clamping zeuers, especially focused on the large capacity fast switching FS(Fie1d-Stop) IGBT modules. A 12OOV 450A Trench FS-IGBT module which is designed to have optimum clampiug voltage have been able to obtain 6pec-long UIS clamping turn off capability from two times larger current of its rating. Furthermore, the device SUNiVed after 1Opec short-circuit followed by 2.5pec clamping.
