An optical semiconductor device, tunable resonant cavity wavelength, application in modulating an intensity lumineuse.Ce device comprises a resonant cavity (2) delimited by two mirrors (4, 6), at least one superlattice (14) placed in the cavity and formed from piezoelectric semiconductor layers, and means (20) of charge carrier injection into the superlattice. the optical properties can thus change of the latter and to obtain a shift in wavelength of the cavity resonance modes. The invention is particularly applicable to optical telecommunications.
