Low-temperature epitaxial growth of Si and SiGe films

This article reviews deposition techniques, growth, and applications of low-temperature epitaxial Si and SiGe films. Low thermal budget substrate cleaning methods are summarized and the role of hydrogen as well as the limitation of the epitaxial thickness are discussed. Special emphasis will be laid on molecular beam epitaxy of Si and SiGefilms.
